Silicon N-channel enhancement mode lateral D-MOS for communication transmitters in UHF range, designed for broadband operation from HF to 2.2 GHz. RF performance at 2000 MHz in class-AB: 10W PEP output, >12dB power gain, >30% drain efficiency, <=-26dBc IM3. 75V drain-source breakdown, 2.2A DC drain current, 200 degrees C junction temperature max. Supplied in anti-static ESD packaging.
